In this paper, modeling and analysis of GaInAs/AlInAs-based mid-infrared (MIR) quantum cascade (QC) lasers is presented. The band structure of the laser utilizing techniques with both material-dependent effective mass and band non-parabolicity is calculated by solving the Schrodinger–Poisson equations self-consistently. With combination of coherent transport and three-level rate equations model, we present a theory describing the resonant tunneling in QC lasers. By using the presented model the optical and electrical characteristics of the laser are analyzed, and the results of the model are in agreement with experiment.
